Nordson MARCH Ships New FlexTRAK-2MB Plasma System for Flip Chip Underfill Applications

Concord, CA, February 20, 2009 - Nordson MARCH, the global leader in advanced plasma systems, announced today it has shipped a FlexTRAK-2MB Plasma System to a customer’s manufacturing facility for the purpose of plasma treating flip chip ICs before the underfill dispensing step.

This plasma treatment is intended to improve the performance of the underfill material, improving both the dispensing process itself and increasing the long-term reliability of the finished devices.

The FlexTRAK-2MB Plasma System that shipped is a production version of the machine, and will be installed into one of the customer’s advanced flip chip production lines in early 2009. The flip chip ICs are automatically transported into and out of the patented F3-type plasma chamber on boat-type carriers.

“The new FlexTRAK-2MB Plasma System provides automated, high-throughput boat handling, best-in-class plasma uniformity thanks to the advanced F3 plasma chamber design, and excellent run-to-run repeatability for flip chip ICs prior to the underfill step,” said Dr. James Getty, Ph.D., Director of Applications and Business Development at Nordson MARCH.

The FlexTRAK-2MB Plasma System’s advanced design allows for fast change-over between boat sizes. It can accommodate a wide variety of advanced ICs held in boats, trays and other kinds of carriers.
